An 8–27GHz PCM Switched Reflective-Type Phase Shifter in 180nm SiGe BiCMOS Process for X, Ku and K Band Beamforming Applications
This paper presents the design and measurement results for a wideband 8–27GHz reflective-type phase shifter (RTPS) based on a tightly coupled wideband coplanar waveguide (CPW) based quadrature tandem coupler with two 5-Bit phase change material (PCM) switched latching capacitive loads. The phase shifter is designed and fabricated in a commercial PCM 180nm SiGe BiCMOS process. Measurement results confirm the wideband response of the phase shifter, completely covering the X, Ku and K bands (8–27 GHz) with a nominal insertion loss of 2.8 dB at X band, a phase shifting range of 130° and an IP1dB greater than 27 dBm.
