An 8-27 GHz PCM Switched Reflective-Type Phase Shifter in 180nm SiGe BiCMOS Process for X, Ku and K Band Beamforming Applications

This paper presents the design and measurement results for a wideband 8-27 GHz Reflective-Type Phase Shifter (RTPS) based on tightly coupled wideband Coplanar Waveguide (CPW) based quadrature tandem coupler with two 5-Bit Phase Change Material (PCM) switched latching capacitive loads. The phase shifter is designed and fabricated in a commercial PCM 180nm SiGe BiCMOS process. Measurement results confirm the wideband response of the phase shifter, completely covering the X, Ku and K bands (8-27 GHz) with a nominal insertion loss of 2.8 dB at X band, a phase shifting range of 130â—¦and an IP1dB greater than 27 dBm.
