A Frequency-Agile Terahertz Detector in 16nm FinFET Driven by a Comprehensive Frequency Modulation Scheme
This paper presents a frequency-agile terahertz (THz) detector based on a modulated Colpitts oscillator implemented on a 16nm FinFET technology. The detector utilizes a comprehensive frequency-modulation scheme that combines the best performance across modulation frequencies and amplitudes to achieve a maximum responsivity of 242 mV/W, a minimum NEP of 46.7 fW/sqrt(HZ), and a detection bandwidth from 230 to 235 GHz.
