A Low Power 185 GHz Static CML Frequency Divider in SiGe HBTs Using Band-switching Technique in 45nm PDSOI BiCMOS

This paper presents a current-mode logic (CML) frequency divider in a 45-nm PDSOI BiCMOS technology. The divider takes advantage of the integration platform to achieve both high frequency and low power operation. Inductive peaking and PMOS switches are used for bandwidth extension. The divider achieves a maximum dividing frequency of 185 GHz and a bandwidth of 170 GHz with less than 0 dBm input power. The circuit consumes only 12 mW in a 1.6 supply and occupies only 280 x 100 um2 active area.
