InP HBT and Si CMOS mm-Wave Arrays and Links

Given the large bandwidths, mm-wave (30–300GHz) radio links can provide high capacity over short distances; arrays are needed for steering of the highly-directional beam and for spatial multiplexing in both MIMO hubs and MIMO backhaul links. We will discuss our efforts to design and demonstrate MIMO backhaul links at 200 and 250GHz using InP HBT transceiver ICs, 220GHz InP phased array transmitters and receivers (with Teledyne), and low-power and low-cost Si CMOS arrays at 75 and 140GHz.
